چکیده

The reproducibility over temperature and time of the pull-in voltage of micromechanical structures has been analyzed and verified using fabricated devices in silicon. The pull-in structures are intended for use as an on-chip voltage reference. Microbeams of 100m length, 3m width, and 11m thickness are electrostatically actuated with a very reproducible pull-in voltage at 9.1 V. Devices demonstrated an initial drift of 12 mV over 10 days and stabilized within the 500V measurement uncertainty. The measured temperature coefficient of 1 mV K is in good agreement with the analysis and is due to the combined effect of thermal expansion and the temperature dependence of the Young’s modulus in silicon.

Stability of Voltage References based on the Pull-in of a Micromechanical Structure

Micromechanical structures have been designed, fabricated in silicon and tested for use as on-chip voltage reference. Applications are in electrical metrology and in integrated silicon microsystems. Microbeams of 100 μm length, 3 μm width and 11μm thickness are electrostatically actuated with a very reproducible pull-in voltage at 9.1 V. Devices demonstrated an initial drift of -12 mV over 10 d...

Micromechanical voltage reference using the pull-in of a beam

The pull-in voltage of a single-side anchored freestanding beam, under lateral deflection, has been investigated for application as a dc voltage reference. Two sets of electrodes, alongside the tip, are used for parallel-plate type of electrostatic actuation of the 200 m long beam in the plane of the wafer. Another set of buried electrodes is aligned with the plate electrode at the free-standin...

Effect of Length-scale Parameter on Pull-in Voltage and Natural Frequency of a Micro-plate

This paper deals with the effect of the intrinsic material length-scale parameter on the stability and natural frequency of a rectangular micro-plate for two different cases; fully clamped and fully simply supported. A variational formulation based on Hamilton’s principle and the modified couple stress theory is used to obtain the nonlinear governing equation of a micro-plate incorporating the ...

Stability Analysis in Parametrically Excited Electrostatic Torsional Micro-actuators

This paper addresses the static and dynamic stabilities of a parametrically excited torsional micro-actuator. The system is composed of a rectangular micro-mirror symmetrically suspended between two electrodes and acted upon by a steady (dc ) while simultaneously superimposed to an (ac ) voltage. First, the stability of the system subjected to a quasi-statically applied (dc ) voltage is investi...

Stabilization of Electrostatically Actuated Micro-pipe Conveying Fluid Using Parametric Excitation

This paper investigates the parametric excitation of a micro-pipe conveying fluid suspended between two symmetric electrodes. Electrostatically actuated micro-pipes may become unstable when the exciting voltage is greater than the pull-in value. It is demonstrated that the parametric excitation of a micro-pipe by periodic (ac) voltages may have a stabilizing effect and permit an increase of the...
